I've been looking for a SPICE model of the 2SK405 for quite a while. Today I found one, but it doesn't work! I think that the RD parameter is wrong because it is vastly different from the 2SJ115 model.

.model 2SK405 NMOS (LEVEL=3 L=2.000E-6 W=1.900 KP=1.018E-6 RS=10.00E-3 RD=11.37 VTO=.9547 RDS=6.000E6 TOX=2.000E-6 CGSO=40.00E-12 CGDO=10.00E-12 CBD=893.7E-12 RG=123.9 RB=1.000E-3 GAMMA=0 KAPPA=0)
.model 2SJ115 PMOS LEVEL=3 L=2.000E-6 W=2.200 KP=520.4E-9 RS=10.00E-3 RD=.296 VTO=.6733 RDS=1.000E6 TOX=2.000E-6 CGSO=40.00E-12 CGDO=10.00E-12 CBD=1.980E-9 MJ=.4189 PB=.3905 RG=211.5 RB=1.000E-3 GAMMA=0 KAPPA=0 UO=300)

I suspect that there is some relationship between RD and RDS(on) which is 0.5Ω.
Does anyone have a better model, or can correct the one I found?

hi Ian,
Searching for the LTSpice model, all I could find is this, I guess it is the same as your model.??

Yes - that 's what I found - but I had more luck in finding its successor 2SK1530.
Comparing the two, it's pretty obvious that RD=11.37 is wrong.
Does RD bear any relationship to RDS(on)?

For the benefit of anyone who might be following this - the 2SK405/2SJ115 pair was released by Toshiba to compete with the original Hitachi Audio MOSFETs. The Hitachi ones survive as Exicon, but the Toshiba ones seem long-since forgotten, despite a second attempt with bigger devices 2SK1529/2SJ200 or 2SK1530/2SJ201 in a different package. The Hitachi parts are lateral and the Toshiba ones were vertical like virtually all modern MOSFETs.
