Don't see that an SOI MOSFET would be any different than a standard MOSFET as far as radiated energy (where is it being radiated from?).

More info about your application might help. Mostly what SOI (silicon on insulator?) does is just isolate the MOSFET from the substrate and eliminate the capacitance. No unique radiation characteristics.
