I'm trying to find an FGMOS lt spice model available - anyone got one or know where to go for community lt spice models of such?

I don't think you will find it. From what I gather it is a internal part of Flash Memory not a stand alone component. Kind of like the 'intrinsic diode' built into a mosfet, it'd there but not a stand alone component.

@shortbus -- you got me on this one, but I should have been more precise. I am familiar with the concept since the days of UV erasable PROMS, but not as a standalone component, which was why I asked for a part number.

 

All mosfet gates are floating until pulled up or down.

For simulating a floating gate, a standard MOSFET with a grounded gate capacitor with an initial charge might work.

 

You might also be able to simulate the situation by attaching a very high ohms resistor from gate to ground. I think the answer depends on the intended use of the device.
