I don't think you will find it. From what I gather it is a internal part of Flash Memory not a stand alone component. Kind of like the 'intrinsic diode' built into a mosfet, it'd there but not a stand alone component.I'm trying to find an FGMOS lt spice model available

I am familiar with the concept since the days of UV erasable PROMS, but not as a standalone component, which was why I asked for a part number.I don't think you will find it. For simulating a floating gate, a standard MOSFET with a grounded gate capacitor with an initial charge might work.All mosfet gates are floating until pulled up or down.![]()
