calculate anda plot the forward current voltage characteristics of a p-n silicond diode at T=300K,taking into account the recombination current in the depletion region.Use the following parameters Na=10^17 (cm)^-3,Nd=10^15 (cm)^-3,Eg=1.12 eV,Nc=3.22*(10)^-19 (cm)^-3,ε=1.054*(10)^-10 F/m,Device area is s=(10)^-4 (m)^2 , μp=0.04 (m^2/Vs) and μn=0.1 and τ=10^-8 s.

Just substitute these values in the formulas given to you. If you do it right you should come with a two variables equation and then let matlab plot the graph.

hi mik,thank you very much for ur reply but the problem is i donno the matlab and my homework submission date is very near so i request you kindly to just tell me how to solve the problem in detain and kindly try to able to gimme the matlab code for the above problem.THANKS mik

Does that mean you will give any marks you get to mik3? This is suspiciously similar to another currently active thread where the member is just wanting Matlab code for little/no work.

This forum is not a dumping ground for you to have your work done by someone else, we will help but you must dictate the course of your own learning. Your urgency is of no concern to anyone here. Have a read of this and try again.
