IBM made a transistor with a cut-off frequency of 155 Ghz.

It seems to be based on graphene.

A friend told me about graphene recently, it looks very promising.

 

If you look elsewhere I've started a Graphene thread in this forum, where I announce various discoveries with this material. Unless something better comes along it is going to be the silicon die of the 21st century. It's cousin, bucky tubes, may be superconductors.

 

I really hope they get the carbon nano-tube thing working well, that would be a huge step towards molecular-level computers.
