Look for SEMELAB BUZ 900 and BUZ905 devices. These are direct T03 can replacements for the original MOSFETs you mentioned.

It is important to remember that these are lateral MOSFETS, not the more common vertical type.

Vertical MOSFETS will not work in this configuration.


I don't think Mouser stock them. Newark do (or Farnell if you're in the UK)

By the way, be careful when handling them the gate terminals are very static sensitive!


There is another option. Look for Exicon lateral MOSFETS. They too do the same device, but in my own experience they are a little less reliable than the Semelab devices....
